In the field of smart phones and automotive electronics, ESD protection technology continues to advance as customers demand more and more miniaturization of equipment safety and reliability, such as advanced LED systems on automotive headlights and compact camera flash. Both require better ESD protection because integrated circuits in automotive ECUs, smartphones and tablets are very sensitive to static electricity.
To meet the customer's requirements for extreme miniaturization and ESD protection, TDK Group has developed an ultra-thin substrate CeraPadTM with integrated ESD protection. CeraPad provides maximum integration ESD protection in such sensitive applications. As a result, this new technology is particularly well-suited for today's LED applications with ever-increasing number and density of LEDs.
CeraPad for customizable chip size packagesCeraPad ceramic substrate is an innovative high-precision multilayer technology based on low-temperature sintered ZnO ceramics. Designed as a functional ceramic sheet with integrated ESD protection in its multilayer structure, CeraPad is an ideal LED substrate that reduces the standard chip component package (CSP) from CSP1515 to CSP0707. In addition, CeraPad has a very low coefficient of thermal expansion (6 ppm/mK), which is almost the same as the thermal expansion coefficient of LEDs. Therefore, when the temperature changes, there is almost no mechanical stress between the substrate and the LED.
Performance is much better than Zener diodeCeraPad ceramic substrates do not need to occupy extra space like independent ESD components, nor are they limited by the mounting density of LEDs, thus opening a new door for LED design. ESD protection CeraPad ceramic substrates up to 25 kV, while the most advanced standards for the protection Zener diode capacity is only 8 kV, ESD protection CeraPad ceramic substrate is more than three times that of conventional products. Further, only the thickness of the ceramic substrate is 300 μm to 400 μm, but with up to 22 W / mK thermal conductivity, is more than 3 times the conventional carrier. According to customer requirements, CeraPad's contact pads can be designed according to the welding process requirements, and can be applied to standard SAC (Sn / Ag / Cu, 260 ° C) reflow or eutectic (AuSn, 320 ° C) process.
Hundreds of LEDs make up LED arrays and modules are becoming a realitySimilar to PCB boards, the multi-layer technology of CeraPad ceramic substrates can also be designed to integrate certain integrated circuits by re-distributing each layer inside. In general, today's matrix LEDs contain multiple dual LEDs in series. In contrast, the new CeraPad module enables the first implementation of a new type of LED array in which hundreds of LED source points can be independently controlled. Application designers will be able to use this technology to create innovative high-resolution and secure lighting effects in the smallest spaces, such as multi-LED flashlights on smartphones or adaptive headlights for cars.
CeraPad is an extension of TDK Group's CeraDiode® family of high performance discrete ceramic ESD protection components with innovative wafer technology and modular solutions. The launch of CeraPad ceramic substrates enables TDK Group to better meet the challenges of rising IC sensitivity in the future, allowing customers to use a new way to design lighting and improve the lighting efficiency of LEDs.
